I don't really rememeber what I did; I didnt tell him to back off or anything, I kind've just pushed him away or something like that. I really regret it because I just got caught in the moment and got too scared! Now I'm afraid that he'll never do that kind've thing again because of what happened today! What should I do? Is it over for that kind of intimacy?

There's a good chance that he's just confused now. If you were going along pretty well, then you shrugged off his touch, he's probably wondering if he misread your feelings for him.
Try putting your hand on his hand or his forearm when you're sitting together. Or put your arm around his shoulders. That will give the message that you're OK with touching. Then, a bit further down the track you can explain that you just reacted without thinking the first time it happened.
Don't write off everything because you froze. Do what you can to make it right again, even if you have to do something a little scary. Since he was the one to start it, I'm sure he'll actually be relieved that you continued it.

I'm sure it's fine just explain to him why you pushed him off, i'm sure he'll be okay with it.
